報告摘要

此次報告將分享半導體集成電路晶圓激光退火的研究背景、應用背景以及國內外技術發展水平。隨著半導體制造技術的不斷發展和超大規模集成電路設計制造能力的不斷提升,激光退火技術逐漸取代傳統爐管退火技術,成為28nm及以下邏輯芯片制造前道工序中不可缺少的關鍵工藝之一。激光退火相對于傳統退火,具有選區加熱、閉環精準控溫、高能量密度、連續能量輸出穩定等特點,能夠滿足多種退火工藝需求。

獲獎產品

炬光科技DLight?S系列半導體集成電路晶圓退火系統結合了產生光子的共晶鍵合技術、激光光源熱管理技術、熱應力控制技術以及調控光子的激光光束轉換技術和光場勻化技術,可生成一條線寬70μm,長寬比達160:1的近紅外波段極窄線光斑,提供高達1800W/mm2的連續能量輸出,在不到1毫秒的時間內將晶圓表層原子層加熱到1000°C以上再急速冷卻,從而有效減少前道工序中產生的晶圓電極缺陷,提高產品性能,提升晶圓生產良品率。在光斑長度方向上,該專項技術可達到>95%的光斑均勻性和>98%的連續輸出能量穩定性,同時還具備工藝點溫度監測,輸出光束質量在線檢測等附加功能。其產品核心技術以及獨創性已獲得業界的廣泛認可。

報告人:顧維一,炬光科技泛半導體制程事業部副總經理。畢業于西安工業大學電信學院,工學碩士學位,在激光應用領域有超過十年的從業經驗,專注于高功率半導體激光系統在先進制造和泛半導體領域的產品和應用開發,先后主導了炬光科技DLight H、DLight S及Flux H系列高功率半導體激光系統的產品開發。
